LED packaging technology development trend

1) Large-area chip package

Replacing the existing 0.3 x 0.3 mm2 small chip package with a large 1x1 mm2 chip is a major technology trend in the case where the chip injection current density cannot be greatly improved.

2) Chip flip technology

Solve the problem of electrode blocking and poor heat dissipation of sapphire, and emit light from the sapphire substrate surface. A thick silver reflector is placed on the p-electrode and then bonded to the bumps on the pedestal through the electrode bumps. The pedestal is made of a heat-dissipating Si material, and an anti-static circuit is formed thereon. According to the results of Lumileds, the chip flip-chip increases the light extraction efficiency by 1.6 times. The chip's heat dissipation capability has also been greatly improved. The thermal resistance of high-power LEDs with flip-chip technology can be as low as 12 to 15 °C/W.

3) Metal bonding technology

This is a cheap and effective way to make power LEDs . Mainly using metal to metal or metal and silicon bonding technology, using a well-conducting silicon wafer to replace the original GaAs or sapphire substrate, metal-bonded LED has a strong heat dissipation.

4) Develop high-power UV LEDs

UV LEDs with three-color phosphors provide another direction, and white light color temperature stability is good, making it suitable for many high-quality applications such as energy-saving lamps. Although there are various advantages of such a technique, there are still considerable technical difficulties, including the selection of the wavelength of the ultraviolet light of the phosphor, the difficulty of making the UV LED, and the development of the anti-UV packaging material.

5) Development of new phosphors and coating processes

Phosphor quality and coating process are key to ensuring the quality of white LEDs. The technical development trend of phosphors is to develop nano-crystal phosphors, surface-coated phosphor technology, develop fluorescent phosphor plate technology in the coating process, and mix phosphors with packaging materials.
